The State Council of China published the New Energy Vehicle Industry Development Plan (2021-2035), proposing that by 2025, the sales volume of new energy vehicles should reach about 20% of the sales volume of new vehicles, and the average electricity consumption of battery electric passenger cars should be reduced to 12.0 kWh/100 km. In order to meet the requirements of energy consumption, it is necessary to use a higher efficiency, higher power density electric drive system. The development trend of electric drive system has gradually tend to 800V system architecture, more SiC devices and all-in-one integration, and the peak power level gradually increase from 60kW to 350kW or even higher. Compared with the 1200V IGBT, the SiC MOSFET can reduce the loss by 38% at 10kHz switching frequency, and even more when the switching frequency reach 30kHz, about 60%. With the requirements of miniaturization and muting, it is generally the trend to increase the switching frequency to 30kHz.
